"content": "Packaging / Assembly and reliability · Atlas v1.3.0\n\n# Microbumps, reflow and thermocompression\n\nForms electrical joints while controlling placement, local contact and material transformation.\n\n[Explore in Atlas](https://semiaifoundry.com/ai-atlas/#bump-thermocompression-assembly)Joint surface, thin die and complete package; deformation exaggerated\n\nLearning objectiveDistinguish bump geometry, joint formation and joint reliability evidence.\n\n## The mechanism\n\nA bump is a connection structure; reflow and thermocompression describe ways of forming joints. In a solder-based route, heating changes the solder state and allows a metallurgical connection to form. Thermocompression additionally controls force and alignment during a localized joining cycle, with details determined by the materials and equipment. The resulting joint must carry current and withstand later stress. Surface preparation, coplanarity, solder volume, wetting, intermetallic formation and underfill all influence behavior. This lesson separates incoming bump geometry from the joining operation and final reliability, instead of treating a drawn sphere between two dies as proof of an electrical connection.\n\n1. Inspect incoming bump/pad geometry and prepare the interface for the specified metallurgy.\n2. Align receiving pads and account for die/substrate shape at the joining condition.\n3. Apply the selected thermal cycle and, for thermocompression, controlled contact force.\n4. Allow the joint to form and cool within the compatible assembly sequence.\n5. Inspect continuity, voids and mechanical integrity, then connect failures to the exact joining and later stress history.\n\n## Science and assumptions\n\n### Current-density bookkeeping\n\n$$\nJ=\\frac{I}{A_{\\mathrm{joint}}}\n$$\n\nUniform current density is joint current divided by conducting cross-sectional area.\n\nSymbols and units\n\nJ\n\nUniform-joint current density\n\nA/m²\n\nI\n\nJoint current\n\nA\n\nA\\_joint\n\nConducting joint cross-sectional area\n\nm²\n\nJ is current density in A/m², I current in A and $A_{\\mathrm{joint}}$ the conducting cross-section in m².\n\nAssumptions Uniform-current approximation. Current crowding, voids and intermetallic geometry can create higher local stress.\n\n## Engineering example\n\nSynthetic joint: 0.1 A through 100 μm² gives 10⁹ A/m². The arithmetic identifies a stress metric, not whether the joint passes electromigration requirements.\n\n## Distinctions and tradeoffs\n\nA microbump is not a bonding process, and successful initial continuity does not prove long-term reliability.\n\nFiner pitch increases connection density while tightening coplanarity, placement, material-volume and inspection demands.\n\nThousands of package and memory connections must work together; small joining defects can disable an otherwise good collection of dies.\n\n## Specifications and interfaces\n\nGeometry\n\nPitch, joint height and pad overlap\n\nPitch is center-to-center spacing, not necessarily bump diameter.\n\nJoining routes\n\nReflow and thermocompression\n\nSelected materials and sequence define the actual process.\n\n### Interfaces\n\nAligned bumped surfaces Input\n\nPad metallurgy, surface state and compatible geometry\n\nElectrical/mechanical joints Output\n\nConnected interfaces with measurable resistance and integrity\n\n## Check your understanding\n\n### Why can good room-temperature alignment still leave opens after joining?\n\n1. Electrical current aligns the dies automatically\n2. Warpage and material behavior can change during the thermal cycle\n3. Every bump is a perfectly rigid sphere\n\nAnswer and reasoning\n\nWarpage and material behavior can change during the thermal cycle\n\nThe actual contact geometry at the joining temperature and load can differ from the initial alignment image.\n\n## Evidence and scope\n\nNo temperature, force, alloy or dwell-time recipe is specified. MR-MUF and thermocompression flows remain separate route examples.\n\nPropagate conditional assembly and final-test survival from already screened inputs; test coverage and common-cause failures require separate evidence.\n\n## Sources\n\n- [Amkor — Flip Chip Packaging](https://amkor.com/technology/flip-chip/)\n- [Besi — Scientific publications](https://www.besi.com/scientific-publications/)\n- [SK hynix — Small Size, Big Impact](https://news.skhynix.com/en/small-size-big-impact/)\n\n[Published lesson data](https://semiaifoundry.com/ai-atlas/lesson-data/bump-thermocompression-assembly-f45081c93565d732.json) · [Atlas releases and licensing](https://semiaifoundry.com/ai-atlas/licenses.html)\n\n## Continue exploring\n\n### Foundations\n\n- [Microbumps and bonding joints](https://semiaifoundry.com/learn/atlas/microbump/)\n- [Flip-chip assembly and organic substrates](https://semiaifoundry.com/learn/atlas/flip-chip-abf-substrate/)\n\n### Related lessons\n\n- [EMIB and localized die-to-die bridges](https://semiaifoundry.com/learn/atlas/emib-local-bridge/)\n- [HBM stack assembly, repair and staged test](https://semiaifoundry.com/learn/atlas/hbm-stack-assembly-test/)\n- [Underfill, warpage, thermal paths and qualification](https://semiaifoundry.com/learn/atlas/package-thermomechanical-reliability/)"
