"content": "Fabrication / BEOL and co-design · Atlas v1.3.0\n\n# BEOL layers, damascene and vias\n\nBuilds a multilayer conductor network above completed device terminals.\n\n[Explore in Atlas](https://semiaifoundry.com/ai-atlas/#beol-damascene-vias)Contacts to multilayer wires and backside; geometric scale varies\n\nLearning objectiveTrace a representative damascene wire/via cycle into a multilevel network.\n\n## The mechanism\n\nThe back end of line connects local device terminals into circuits and longer signal and power networks. In a representative copper damascene route, trenches and vias are formed in dielectric, lined with appropriate barrier/liner materials, filled with conductor and planarized. The etched cavity largely defines the wire geometry. Vias connect levels and can become local resistance or reliability weak points. Different routing levels serve different distances and loads, so they need not share the same dimensions or materials. The lesson follows one terminal upward while keeping the insulating structure, metal fill and planarization steps visible as repeated dependencies.\n\n1. Deposit and pattern dielectric to define a representative trench and via geometry.\n2. Prepare surfaces and introduce liner/barrier functions needed by the chosen conductor system.\n3. Fill conductor without leaving unacceptable seams or voids in narrow features.\n4. Remove overburden by CMP while controlling dishing and erosion.\n5. Repeat across routing levels and test chains to verify that the intended electrical network exists.\n\n## Science and assumptions\n\n### Series interconnect resistance\n\n$$\nR_{\\mathrm{path}}=\\sum_i R_{\\mathrm{wire},i}+\\sum_j R_{\\mathrm{via},j}\n$$\n\nSeries-path resistance is the sum of wire-segment resistances plus via resistances.\n\nSymbols and units\n\nR\\_path\n\nTotal DC series resistance along the chosen path\n\nΩ\n\nR\\_wire,i\n\nResistance of series wire segment i\n\nΩ\n\nR\\_via,j\n\nResistance of series via j\n\nΩ\n\ni,j\n\nIncluded series element indices\n\ninteger indices\n\nEvery term uses Ω along the selected electrical path.\n\nAssumptions DC lumped model. At high frequency the network also requires distributed capacitance, inductance and return-path analysis.\n\n## Engineering example\n\nSynthetic path: four 2 Ω wire segments and three 1 Ω vias total 11 Ω. If one via rises to 10 Ω, total resistance becomes 20 Ω despite unchanged horizontal wires.\n\n## Distinctions and tradeoffs\n\nCopper damascene generally defines wire cavities before filling; it is not simply carving all wires from a thick copper sheet.\n\nMore routing resources can relieve congestion but require additional process steps, alignment control and reliable interlevel connections.\n\nAccelerator compute arrays need data and power delivered across the die; transistor density alone does not establish usable connectivity.\n\n## Specifications and interfaces\n\nRouting hierarchy\n\nLocal, intermediate and global levels\n\nFunctional grouping, not a universal metal-layer count.\n\nVia output\n\nContinuity, resistance and reliability\n\nA filled-looking cross-section does not replace electrical evidence.\n\n### Interfaces\n\nMOL contacts Input\n\nDevice terminals and prepared dielectric surface\n\nMultilevel network Output\n\nSignal and power connections with distributed parasitics\n\n## Check your understanding\n\n### Why can a small via defect matter even when a long wire is intact?\n\n1. The via lies in series with the intended path\n2. Only horizontal metal conducts electricity\n3. Each routing level is electrically isolated forever\n\nAnswer and reasoning\n\nThe via lies in series with the intended path\n\nA missing or resistive vertical connection can disconnect otherwise functional conductors and devices.\n\n## Evidence and scope\n\nOther BEOL routes and conductors exist. The copper example is a named representative flow, not an assertion that all levels and nodes use it.\n\nUse the manufacturing investigation to trace compatible inputs, assembly and operating constraints; no current standalone calculator models this lesson’s full mechanism.\n\n## Sources\n\n- [imec — Scaling the BEOL: a toolbox of processes and conductors](https://www.imec-int.com/en/imec-magazine/imec-magazine-september-2019/scaling-the-beol-a-toolbox-filled-with-new-processes-boosters-and-conductors)\n- [Lam Research — Our Processes](https://www.lamresearch.com/products/our-processes/)\n- [IBM Research — Full copper wiring in a sub-0.25 μm CMOS ULSI technology](https://research.ibm.com/publications/full-copper-wiring-in-a-sub-025-mm-cmos-ulsi-technology)\n\n[Published lesson data](https://semiaifoundry.com/ai-atlas/lesson-data/beol-damascene-vias-971a6a772607b650.json) · [Atlas releases and licensing](https://semiaifoundry.com/ai-atlas/licenses.html)\n\n## Continue exploring\n\n### Foundations\n\n- [Source/drain, spacers, contacts and MOL](https://semiaifoundry.com/learn/atlas/source-drain-contact-integration/)\n- [Cleaning and CMP as interface preparation](https://semiaifoundry.com/learn/atlas/clean-planarize-surface/)\n\n### Related lessons\n\n- [On-chip metal and via hierarchy](https://semiaifoundry.com/learn/atlas/interconnect/)\n- [Wire resistance, low-k dielectrics and reliability](https://semiaifoundry.com/learn/atlas/interconnect-rc-materials/)"
